A methodology for metrologically valid determination of the electrical parameters of semiconductor electronic components – diodes, zener diodes, bipolar and field-effect transistors – has been developed based on experimental current-voltage characteristics (IV characteristics). Regression analysis with linearization of physical models was used for data processing: the Shockley equation for a diode, a linear model for the zener diode stabilization section and the transfer characteristic of a bipolar transistor, and a quadratic model for a field-effect transistor. Model adequacy was assessed using the coefficient of determination, QQ plots, and the Shapiro-Wilk test, which made it possible to statistically confirm the normality of the residual distribution. A quantitative assessment of the total uncertainty of the measured parameters was performed with separation of random (statistical) and instrumental components in accordance with GOST 34100.3-2017. Instrumental error was estimated using the method of maximum consistent deviations, and statistical error was estimated based on the confidence intervals of the regression coefficients. To combine the components, geometric summation was used, calculating the effective number of degrees of freedom using the Welch-Satterthwaite formula. Experimental testing on the EE-OE laboratory bench for a 1N4007 rectifier diode, a 1N5338B zener diode, a BD139-16 bipolar transistor, and an IRF740 field-effect transistor showed that in all cases, the dominant contribution to the final error is made by the statistical component, caused by the deviation of actual thermal and physical processes in crystals from idealized models, especially in the high-current region. The resulting interval parameter estimates can be used for quality control and metrological support of semiconductor components.
